ABSTRACT
Establishes the solid-state part of the gallium-arsenic-sulfur-oxygen quaternary equilibrium phase diagram from thermodynamic calculations. Formation of a chemically stable interface between gallium sulfide and gallium arsenide (GaAs); Result of the reaction of As[sub 2]S[sub 3] with GaAs; Passivation of GaAs by a developed chemical vapor deposition method.
