Examines the effects of hydrogen treatment on the concentration of donors and acceptors in AlGaAsSb. Use of two probe spreading resistance profiling and secondary ion mass spectrometry; Observation of strong passivation of donors and acceptors; Measurement of the composition of the layers by photoluminescence.
